Although he was exhausted, but he insisted on coming with us.
"But" is unnecessary/incorrect because the contrast is already presented by "although".
Which word should I use? Or is either word ok and has the same meaning in the context?

There are two alternative forms "Although ABC, he XYZ", and "ABC but he XYZ".
Although he was exhausted, he insisted on coming with us.
He was exhausted, but he insisted on coming with us.
It is incorrect to combine them into "Although ABC, but he XYZ".
"But" is incorrect in your example.
